New gold wire improves bondability

A new gold wire has been produced which is designed to offer highly accurate and consistent loop profiles for all types of stacked-die and multi-tier applications.

The wire, which is being produced by Kulicke and Soffa Industries, is called Formax and will provide hire wire bond yields with improved stability and linearity plus it will help buyers to enjoy increased molding results.

Kulicke and Soffa Industries is already one of the world's leading suppliers of semi-conductor wire bond assembly equipment and the firm has designed this special gold wire in order to offer robust bondability to customers who need high bond results.

Jack Belani, senior vice president for the firm's packaged materials and corporate marketing division, said: "Our new Formax product is the next-generation in wire technology, which was developed from our proven and growing family of gold bonding wire.

"Formax is the next engineering step from Radix and Radix Plus, offering higher strengths as well as lower heat and affected zone ranges," he added.
